I-V characteristics and detection performance of particle detectors based on semi-insulating InP are presented. Schottky, barrier detectors with a nitride barrier-enhanced interfacial layer and a Schottky back contact give a char ge collection efficiency over 75 % and energy, resolution better than 4.5 % (FWHM) for 5.48 MeV alpha-particles at room temperature. The effect of the detector area is investigated and discussed.

Abstract
